The structure of a quantum well (QW: Quantum Well) laser is basically the same as that of an F-P cavity double heterojunction laser, except that the thickness of the active region is very thin. The thickness of the active area of the ordinary F-P cavity laser is 1000~2000Å, while the thickness of the active area of the quantum well laser is only 10~100Å. Its structural feature is: two semiconductor materials with different compositions are alternately arranged in thin layers in one dimension to form a periodic structure, thereby sandwiching a thin active layer with a narrow band gap between semiconductor materials with a wide band gap. Form a potential energy well. When the thickness of the active region is smaller than the wavelength of the electron's Debreuil wave, the movement of electrons in this direction is restricted, and the density of states is distributed in a step-like shape, thereby forming a superlattice structure. The detailed analysis of the working principle of quantum well lasers requires solving the Schrodinger equation satisfied by the electron wave function in the potential well, which is beyond the scope of this book.

There are three main types of QW structures commonly used in semiconductor quantum wells, namely, multiple quantum wells (MQW), graded index waveguide confined single quantum wells (GRIN-SCH-SQW) and graded index with superlattice buffer layer Waveguide confined single quantum well (SLB-GRIN-SQW). The band diagrams of these three structures are shown in Figure 2-82. From Figure 2-82, we can further understand the concept of "well" in its name.

Compared with general double heterojunction lasers, QW lasers have a series of superior characteristics:

1) The threshold current is very low. According to reports, the threshold current of the best QW laser in the world has been reduced to only 0.55mA, while the output power of the laser is quite high.

2) The spectral line width is narrow, and the frequency chirp is improved. Frequency chirp (chirp) means that when the laser is directly modulated, the change in the injection current causes the change in the carrier concentration, which in turn leads to the change in the refractive index, and as a result, the dynamic spectrum of the emission spectrum is broadened. The spectral line width and frequency chirp of the laser are closely related to the linewidth enhancement factor α, and α is related to the thickness of the active region. The α of the quantum well laser can be reduced to about 60% of the general F-P cavity laser. The emission spectrum is narrowed and the frequency chirp is improved.

3) The modulation rate is high, and the modulation speed of lasers made of superlattice structure can be much higher than that of lasers made of bulk materials.
